چکیده

Efficient methods to evaluate the quality of a test set in terms of its coverage of arbitrary defects in a circuit are presented. Our techniques rapidly estimate arbitrary defect coverage because they are independent of specific, physical, fault models. We overcome the potentially explosive computational requirements associated with considering all possible defects by implicitly evaluating multiple faults (of all types) simultaneously and by exploiting the local nature of defects. Our experiments show that a strong correlation exists between stuck-at fault coverage and defects whose behavior is independent of the input vectors. Our techniques are capable of identifying regions in the circuit where defects may escape the test set. We also demonstrate how the chances of detection of an arbitrary defect by a test set vary when a single stuck-atfault within the vicinity of that defect is detected multiple times by the test set.

Compact Test Sets for High Defect Coverage - Computer-Aided Design of Integrated Circuits and Systems, IEEE Transactions on

It was recently observed that, in order to improve the defect coverage of a test set, test generation based on fault models such as the single-line stuck-at model may need to be augmented so as to derive test sets that detect each modeled fault more than once. In this work, we report on test pattern generators for combinational circuits that generate test sets to detect each single line stuck-a...

Analysis of interconnect crosstalk defect coverage of test sets

In this paper, we address the problem of evaluating the effectiveness of test sets to detect crosstalk defects in interconnects of deep sub-micron circuits. The fast and accurate estimation technique will enable: (a) the evaluation whether legacy functional, delay, and boundary scan tests can be used for effective interconnect crosstalk defect coverage, (b) development of crosstalk tests if the...

Generation of Compact Single-Detect Stuck-At Test Sets Targeting Unmodeled Defects

We present a new method to generate compact stuckat test sets that offer high defect coverage. The proposed method first selects the most effective patterns from a large N-detect pattern repository, by using a new output deviation-based metric. Then it embeds complete coverage of stuck-at faults within these patterns, and also uses the proposed metric to further improve their unmodeled defect c...

Defect Oriented Fault Coverage of 100 % Stuck - at Fault Test Sets

A new fault model is developed for estimation of the coverage of physical defects by hierarchical defect simulation. At the higher level simulation we use the functional fault model, at the lower level we use the defect/fault relationships in the form of defect coverage table and the conditional defect probabilities. A description and the experimental data are given about probabilistic analysis...
